Patentix 株式会社では、次世代パワー半導体材料のルチル型二酸化ゲルマニウム（r-GeO2）の成膜時にアクセプタ不純物のドーピングを行うことで、正孔が優勢な電気伝導が生じていることを示唆する結果が得られました。現時点ではp型伝導の完全な立証には至っていないものの、重要な技術的進展が確認されたことから、今後は電気特性評価を中心に複数の手法で極性評価を実施することで、r-GeO2でのp型伝導を立証することを目指します。
